Abstract (eng): | In single-junction solar cells the use of only one band gap sets an intrinsic limit for the overall efficiency of the device. This limit can be surpassed by fabricating multi-junction solar cells and by using concentrated sunlight. By combining materials with different band gaps, a larger range of incident light can be converted into electrical current. Monolithically grown compound semiconductors such as gallium arsenide (GaAs) and its derivatives are the most common materials for multi-junction solar cells. In these structures, highly-doped tunnel junctions are used as an ohmic connection between the cells. The knowledge of the tunnel junction behaviour is vital in understanding and optimizing the operation of multijunction solar cells. In this thesis a literary review on multi-junction solar cells and especially the potential of dilute nitrides (e.g. GaInNAs) as solar cell materials has been done. GaInNAs would be an almost ideal fourth material for the GaInP/GaAs/Ge structure. It was found that research related to dilute nitrides in solar cell applications was intense at the early 2000's when promising results of single-junction GaInNAs solar cells were released and cells with a short-circuit current of more than 22 mA/cm2 was fabricated. This value would be more than sufficient for improving the efficiency in a four-junction solar cell. However, the problem still present today is the rapid degradation of electrical and optical properties when nitrogen is added and the diffusion length rarely surpasses 1 µm, which has been preventing the fabrication of high efficiency four-junction solar cells. A tunnel diode model with Silvaco ATLAS, physically-based simulation software, was prepared in this thesis. This model was used to investigate the properties of tunnel junctions and different tunnelling models provided by ATEAS. It was found that realistic simulation models can be made and the results were comparable to the existing data found from literature. It was shown that the tunnel junction doping concentrations have a clear effect on the tunnelling current and that effective masses can be used as the fitting parameters when simulations are compared to measurement results. The determination of the area where tunnelling takes place was also found to be important from the modelling point of view. |
Abstract (fin): | Yksiliitosaurinkokennoissa yhden materiaalin käyttäminen asettaa kennon teoreettiselle maksimihyötysuhteelle rajan. Tämä raja on ylitettävissä valmistamalla moniliitoskennoja ja käyttämällä keskitettyä auringonvaloa. Kerroksittain kasvatetuista yhdistepuolijohteista kuten gallium arsenidista (GaAs) ja sen johdannaisista valmistettujen moniliitosaurinkokennojen avulla auringon spektri saadaan hyödynnettyä tehokkaammin. Eri kennokokonaisuuksien väliin kasvatetaan ohut ja voimakkaasti seostettu tunneliliitos takaamaan mahdollisimman häviötön virrankulku sarjaan kytketyn rakenteen läpi. Tärkeä osa tätä työtä on moniliitoskennoja ja erityisesti laimeita typpiyhdisteitä (esim. GaInNAs) ja niiden potentiaalia aurinkokennomateriaaleina koskeva kirjallisuusselvitys. GaInNAs:n on ennustettu olevan lähes ideaalinen neljäs materiaali lisättäväksi GaInP/GaAs/Ge rakenteeseen gallium arsenidin ja germaniumin väliin. Lisäämällä typpeä GaInNAs:iin sen hilavakio ja kielletty energiaväli saataisiin halutunlaisiksi, mutta materiaalin sähköisten ja optisten ominaisuuksien nopea heikkeneminen typen määrän kasvaessa on ongelmallista ja yli 1 µm diffuusiopituuksiin päästään harvoin. Vaikka lupaavia tuloksia GaInNAs:sta valmistetuista yksiliitoskennoista löytyi, tutkimus sen mahdollisuuksista aurinkokennomateriaalina on vähentynyt 2000-luvun alkuun verrattuna. Kuitenkin yksiliitoskennoja, joiden oikosulkuvirta on yli 22 mA/cm2, on onnistuttu valmistamaan. Tämä virran arvo olisi enemmän kuin riittävä neliliitoskennorakenteen hyötysuhteen parantamiseksi. Tässä työssä valmisteltiin tunnelidiodin simulaatiomalli käyttäen Silvaco ATLAS -ohjelmistoa. Mallia käytettiin tunneliliitosten sekä eri tunneloitumismallien ominaisuuksien tutkimiseen. Työssä havaittiin, että tutkitussa rakenteessa ei-lokaali vyöltä vyölle tunneloituminen kuvaa parhaiten tunneliliitoksen toimintaa ja saadut simulaatiotulokset ovat verrattavissa kirjallisuudesta löydettyihin tuloksiin. Esitetyistä tuloksista nähdään, että mm. tunneliitoksen seostustiheydet vaikuttavat suoraan tunneloitumisvirtaan ja että efektiivisiä massoja voidaan käyttää sovitettaessa simulaatiotuloksia mitattuihin tuloksiin. Myös tunneloitumisalueen määrittely havaittiin tärkeäksi simulaatioiden kannalta. |
