Abstract (eng): | The main goal of this thesis is to study the possibility to quantitatively detect interstitial copper in p-type silicon by the excess carrier lifetime measurements. The basis of the measurements is that the interstitial copper is stable in p-type silicon lattice and does not decrease the lifetime. When forced to react, the precipitation of interstitial copper results distinctive decrease in the excess carrier lifetime. The lifetimes are measured with conventional microwave photoconductive decay (µPCD) method. The precipitation of interstitial copper is activated by high intensity bias light. The only existing electrical method to quantitatively measure interstitial copper concentration is transient ion drift (TID) method. This method is based on the transient capacitance signals of reverse-biased Schottky-barriers, which arise when mobile positively charged copper atoms drift toward the bulk under strong electric field existing in depletion region. The decrease in the lifetimes and the interstitial copper concentration were measured from the processed samples. This gave the opportunity to determine the copper concentration in the sample from the results of the lifetime measurements. Since the lifetimes were measured as a function of time, the time constant of copper precipitation can also be determined. The theoretical part of this thesis includes studies of the physics of copper in silicon and its defect reactions. The focus is on the characteristics that make the detection of interstitial copper possible including the stability of interstitial copper, its precipitation and out-diffusion. In the theoretical part of the thesis also the physics behind the measurement methods is covered. The capacitance of the space charge region of the Scottky-contact is derived and its usage In TID measurements explained. The precipitation of copper forms recombination centres. This formation can be detected as the decrease in lifetimes. The experimental part will discuss the sample preparation in detail. Copper was chemically deposited on the surface of the wafer by immersing the wafers in diluted copper-sulphate solution and then in diffused through a protective oxide. |
Abstract (fin): | Tämän diplomityön tavoitteena on selvittää mahdollisuus kvantitatiiviseen välisijakuparin havainnointiin p-tyypin piissä mittaamalla ylimäärävarauksenkuljettajien elinaikaa. Mittauksen perustana on, että välisijan kupari ei reagoi p-tyypin piissä eikä pienennä elinaikaa. Reagoidessaan kupari muodostaa ydintymiä, jotka laskevat huomattavasti ylimäärävarauksenkuljettajien elinaikaa. Kuparille ominaisin reaktio hyvälaatuisessa yksikiteisessä p-tyypin piissä on diffusoituminen pH:n pinnalle. Tämä estetään varaamalla piin pinnalla oleva oksidi. Elinajat mitataan tavallisella µPCD (microwave photoconductive decay) menetelmällä ja välisijakuparin ydintyminen saadaan aikaiseksi korkean intensiteetin valolla. Ainoa olemassa oleva kvantitatiivinen sähköinen mittausmenetelmä välisijan kuparikonsentraation mittaamiseksi on TID (transient ion drift) menetelmä. Menetelmä perustuu estosuuntaisen Schottky-vallin muuttuvien kapasitanssisignaalien mittaamiseen. Kapasitanssin muutoksen aiheuttavat tyhjennysalueen sähkökentässä kohti näytteen keskiosaa liikkuvat positiivisesti varautuneet kupari atomit. Kaikista prosessoiduista näytteistä mitattiin elinajan muutos ja välisijan kuparikonsentraatio, jolloin elinajan muutoksen perusteella pystytään määrittelemään näytteen kuparikonsentraatio. Elinaikamittaukset tehtiin ajan funktiona, joten myös kuparin ydintymisen aikavakio pystyttiin määrittämään. Teoreettinen osuus tässä diplomityössä sisältää selvityksen kuparin fysiikasta ja reaktioista p-tyypin piissä. Erityisesti keskitytään niihin seikkoihin, jotka mahdollistavat ja vaikuttavat välisijakuparin havainnointiin, kuten sen stabiilisuuteen, ydintymiseen ja näytteen pinnalle diffusioitumiseen. Teoreettisessa osassa on käsitelty myös mittaustekniikoihin liittyvä fysiikka. Tyhjennysalueen kapasitanssin kaava on johdettu ja sen käyttö TID mittauksissa selitetty. Välisijakuparin ydintyessa syntyy rekombinaatiokeskuksia, jolloin rekombinaatio tiheys kasvaa. Tämä kasvu näkyy elinajan lyhenemisenä. Kokeellisessa osassa näytteiden valmistus on selitetty perusteellisesti. Kupari saatiin näytteisiin upottamalla näytteet kuparisulfaattiliuokseen ja sen jälkeen diffusioimalla kupariatomit kiekkoa suojaavan oksidin läpi lämpökäsittelyssä. |
