Abstract (eng): | Integrated circuit characterisation plays a very important role in the development of an integrated circuit towards the final product. Characterisation measurements provide instant information about the function of the circuit, which can be used for product development assistance. Compared to simulation, characterisation is usually significantly faster, more efficient and cheaper method to implement an integrated circuit which satisfies its specifications as defined in advance. This thesis is made to satisfy the need to obtain early information of the characteristics of the integrated circuit being developed in VTI Technologies Oy. Simultaneously a collection of analytical methods for analysis of characterisation results was developed. The methods can be used to achieve statistically significant results. This thesis emphasizes strongly the importance of correct statistical treatment of the results in characterisation. The difference between a statistically significant and failed test can be very small. The statistical analysis of characterisation is generally based on well-known statistical methods used in production control, but focuses on the analysis of significantly smaller samples than in production control. The analysis of small samples highlights the awareness of the analyst, as well as the preconception of the phenomenon being analyzed. Pure statistical analysis is usually insufficient. There must be a preconception of the phenomenon under study to take into account the special characteristics of small samples. Methods were tested in practice with an integrated circuit developed in VTI and some relevant results are presented in this document. The methods proved to be effective, but the need for an automated method of analysis was obvious in front of the huge amount of information. On this basis, it is important to choose the most effective methods of analysis in advance, and sufficient, but not too large samples, to keep the amount of information manageable. |
Abstract (fin): | Integroidun piirin karakterisoinnilla on hyvin tärkeä merkitys piirin kehityskaaressa kohti valmista tuotetta. Karakterisointimittauksilla saadaan nopeasti tietoa piirin toiminnasta, mitä voidaan käyttää tuotekehityksen apuna. Karakterisointi on yleensä simulointeihin verrattuna merkittävästi nopeampi, tehokkaampi ja halvempi menetelmä toteuttaa integroitu piiri, joka täyttää sille etukäteen määrätyn vaatimusmäärittelyn. Tämä diplomityö on syntynyt VTI Technologies Oy:n tarpeesta saada tuotekehityksen aikaista mittaustietoa tuotekehityksen kohteena olevista integroiduista piireistä. Samalla syntyi analyyttinen menetelmäkokoelma karakterisoinnin tulosten analyysille, joiden avulla voidaan saavuttaa tilastollisesti merkitseviä tuloksia. Työ painottaa vahvasti oikean tilastollisen käsittelyn tärkeyttä karakterisoinnissa. Ero tilastollisesti merkitsevän ja epäonnistuneen kokeen välillä voi olla hyvin pieni. Karakterisoinnin tilastollinen analyysi perustuu yleisesti tunnettuihin tilastollisiin tuotannonohjauksen menetelmiin, mutta painottuu merkittävästi pienempien otoksien tutkimiseen. Pienten otosten analyysissä analysoijan valveutuneisuus korostuu, samoin ennakkokäsitysten merkitys tutkittavista ilmiöistä. Puhdas tilastollinen analyysi ei yleensä riitä, vaan tutkittavasta ilmiöstä täytyy olla etukäteisymmärrys, jotta erityispiirteet tulevat huomioitua. Menetelmiä kokeiltiin käytännössä VTI:n tuotekehityksen kohteena olleeseen integroituun piiriin ja osa soveltuvista tuloksista on esitetty tässä dokumentissa. Menetelmät osoittautuivat toimiviksi, mutta automaattisen analyysimenetelmän tarve tuli valtavan tietomäärän edessä ilmeiseksi. Tähän perustuen on tärkeää valita etukäteen mahdollisimman tehokkaat analyysimenetelmät ja riittävät, mutta ei liian suuret näytteet, jotta tiedon määrä pysyy hallittavissa. |
