Abstract (eng): | In the theoretical part of this thesis, the electrochemical properties of semiconductors are considered and compared to those of metals. I examine the behaviour of silicon in fluoride and alkaline solutions when external voltage is applied, and investigate different parameters affecting electrochemical etching of silicon in KOH solution. Such parameters are concentration and temperature of the KOH solution, the doping level of the silicon and applied voltage and its sweeping rate. The most important parameter is the intensity of the light. I analyse the effect of illumination on silicon and on the electrochemical etching of silicon is, devoting particular attention to the most important phenomenon in electrochemical etching, passivation. The experimental part of this thesis presents the test materials, the test equipment and its construction, and the measurement methods applied. In the experiments, polarization curves were measured for normally and heavily doped p-type silicon wafers in the dark and under illumination. The results of the normally doped samples, which were used for reference, are compared to the references presented in the theoretical part. Based on the results of the heavily doped samples, I discuss the effect of illumination on passivation of silicon in electrochemical etching. The results indicate that illumination switches the passivation of silicon to a more anodic direction for both normally and heavily doped p-type silicon. The tests also showed that passivation occurs notably wider potential range in heavily doped silicon than in normally doped silicon. |
Abstract (fin): | Työn teoriaosassa tarkastellaan puolijohteiden sähkökemiallisia ominaisuuksia sekä verrataan niitä metallien ominaisuuksiin. Piin käyttäytymistä tarkastellaan ulkoisen jännitteen vaikuttaessa sekä fluoripitoisissa että alkalisissa liuoksissa. Lisäksi tarkastellaan eri parametrien vaikutusta piin sähkökemiallisessa syövytyksessä KOH-liuoksessa. Naita parametreja ovat KOH:n konsentraatio, lämpötila, piin seosainepitoisuus sekä jännitteen suuruus ja pyyhkäisynopeus. Työn kannalta olennaisin parametri on valon intensiteetti. Valon vaikutus piihin ja piin sähkökemialliseen syöpymiseen sekä sähkökemiallisen syövytyksen tärkein ilmiö, passivaatio, esitellään yksityiskohtaisesti. Työn kokeellisessa osassa esitellään käytetyt koemateriaalit, koelaitteisto ja sen rakentaminen sekä mittausmenetelmät. Kokeissa mitattiin polarisaatiokäyrät normaali- ja runsasseosteisille p-tyypin piikiekoille sekä pimeässä että valossa. Mittaustulokset ja niiden tarkastelu esitellään kokeellisessa osassa. Referenssinä käytetystä p-tyypin piistä saatuja tuloksia verrataan teoriaosassa esitettyihin viitteisiin ja p+ -tyypin tuloksista arvioidaan valon vaikutusta piin passivaatioon sähkökemiallisessa syövytyksessä. Tuloksista todetaan näytteen valaisun siirtävän piin passivoitumista kohti positiivisempaa jännitettä sekä p- että p+ -tyypin piillä. Lisäksi passivaation havaitaan tapahtuvan p+ -tyypin piillä huomattavasti laajemmalla jännitealueella kuin p-tyypin piillä. |
